Motorola MRAM with 50 ns access time

Motorola will showcase non-volatile magnetoresistive memory (MRAM) chips with 50 ns access time at VLSI Circuits Symposium in Honolulu this week.

The new chips were developed after testing 256 and 512 kbit MRAM prototypes. The new chips retain the structure of one transistor / one magnetic element, but unlike previous chips, the conductors are now copper. This will make it easier to integrate the new MRAM into systems on a chip (SoC), Motorola said, as the latter take copper for granted.

The new chips are arranged as follows: a layer of soft (with low magnetic permeability) ferromagnet is applied above the layer of conductors, in which the main flux of the magnetic field is concentrated. By the way, due to the better concentration of the magnetic flux inside the ferromagnet, the power consumption and pickup were reduced by almost half.

Motorola plans to release trial chips as early as next year, with the first attempts to start production in early 2021.

The current 0.6-micron chips provide a read time of about 50 ns. In the future, if production using the 0.18-micron process technology is mastered, it will be possible to reduce the readout time to 10 ns. Then MRAM could even become a serious competitor to flash memory.
