SOLID: 3D Chip Integration Technology from Infineon
Today, Infineon Technologies announced the technology of three-dimensional integration of modern chips, developed within the walls of its laboratories, and gave it the name SOLID.
What is the essence of the new technology? The company’s press release in a popularizing manner compares SOLID technology to a sandwich, when various elements of a microcircuit are combined with each other and create a kind of “multi-storey sandwich”. Of course, this technology implies a denser arrangement of elements, as a result, a smaller chip area, a higher data transfer rate due to a shorter length of connecting conductors, and a decrease in production costs. According to the company’s specialists, SOLID technology will make it possible to create chips with a clock frequency of up to 200 GHz!
The name of the technological process – SOLID, is intended to convey the essence of diffusion soldering technology and is composed of two terms – solid (solid) and liquid interdiffusion (liquid interdiffusion). Prior to the process of “bonding Prior layers”, the top and bottom layers of the sandwich are coated with a very thin layer of copper. The applied solder layer is only 3 microns.
