Hitachi 1-Gbps Tiered Flash Chips
After months of polishing its MLM technology, Hitachi announces plans to market 1Gb flash memory chips that support data rates up to 10Mbps.
Hitachi spoke about its assist-gate-AND architecture at the International Electron Devices conference held in Washington. The company hopes its chips will find use in high-end digital cameras, cell phones and PDAs.
Instead of using the Fowler-Nordheim tunneling effect (also known as field emission), the Hitachi chip uses hot electron injection similar to that used in NOR flash memory. But to speed up the recording processes, a slightly different approach was taken: electrons are introduced from the source side, and not from the drain side. It is stated that the write time in such an AG-AND cell is 10 μs instead of 100 μs in cells using the Fowler-Nordheim effect. However, AG-AND cells still use the Fowler-Nordheim effect to clear the bit.
Additionally, the chip configuration contains four banks of cells, and Hitachi believes that it is possible to achieve write speeds of 20 Mbps, but alas, not for multi-level cells.
The 1-Gbps HN29V1G91 chip will come in a 48-pin TSOP type-I form factor, just like the company’s previous 512-Mbps chip. Chip compatible with NAND interface.
