LPP-EUV: New Light Source for Photolithography
Cutting Edge Optronics, a division of TRW, and Sandia National Laboratories announced the successful completion of demonstrations of the use of powerful LPP-EUV (Laser Produced Plasma-Extreme Ultraviolet) light sources in lithography. During the demonstration, the TRW laser was tested on the Engineering Test Stand (ETS) developed by Sandia, Lawrence Berkeley and Lawrence Livermore National Laboratories.
At present, the prospects for using hard ultraviolet laser radiation (Extreme Ultraviolet, EUV, wavelength – 13.4 nm) in photolithography are still just beginning to be studied, although conversations have been going on for a long time, so the results of Cutting Edge Optronics give hope that new methods will soon appear in this industry.
To emit light with a wavelength of 13.4 nm, a 500-watt TRW laser was focused on an outgoing jet of xenon. At the same time, it is argued that the radiation power of the gas plasma obtained in this way is 30 times greater than that of the previous ultraviolet sources used on the ETS. High power reduces exposure time from 120 s to 4 s. In addition, the result of the demonstration was that exposure can be carried out in an environment suitable for lithographic optics. In the second quarter of 2021. the researchers plan to carry out a similar demonstration, only with a 1500-watt laser.
